Semiconductor Sealing Machines
What are Semiconductor Sealing machines?
Semiconductor sealing machines solidify semiconductor chips with resin in order to protect them from mechanical stresses or the effects of temperature and humidity.
Semiconductor sealing machines set chips, which have been mounted on a lead frame, onto a metal mold. Epoxy resin is melted and is heat-cured by the application of pressure for a certain period of time. Once the sealing has been completed, all of the procedures to store chips in a prescribed cassette are performed automatically.
In recent years, semiconductors have become more densely configured and further miniaturized, requiring a higher degree of adhesion of the resin with the metal mold. This makes it harder to remove the chips from the metal molds. Film-assisted machines (photo on right) that form a resin seal with a sheet of film placed on the surface of the metal mold are drawing attention as a solution to this issue.
Inheriting the Technologies of NEC Corporation and Shibaura Mechatronics Corporation
We acquired a semiconductor sealing machine and semiconductor sealing metal mold business from NEC Corporation and Shibaura Mechatronics Corporation, and established Synex Corporation, a manufacturer dedicated to sealing machines.
Completely new packaging with lighter, more compact sizes is required in the field of semiconductor sealing, due to higher density semiconductor configurations and more sophisticated semiconductor performance. We are able to respond to these requirements by combining the metal mold designs and process technologies created by NEC Corporation, a semiconductor manufacturer, the mechatronics technologies from Shibaura Mechatronics Corporation, and the plastics molding and press technologies of Sumitomo Heavy Industries.
Synex Corporation continues with the development of new sealing machines, while offering proposals for sealing processes of the next generation in order to promote their business operations as a manufacturer creating customer value.
